The photomask mask template is a transparent plate used in the photolithography process, typically made of high-quality glass or quartz material with a treated patterned film covering its surface. The patterns on the photomask represent all details of the circuit design — usually black metal film patterns that reflect the circuit layout of the final circuit board.
The photomask mask template is one of the key tools for pattern transfer in semiconductor manufacturing and optical etching processes, playing a vital role in photolithography. During the photolithography process, the mask is placed above the photosensitive coating, and ultraviolet (UV) light irradiation transfers the patterns on the mask to the photosensitive material (such as photoresist) to define circuit patterns. It is the core mask used in manufacturing chips, microelectronic devices, and other high-precision microcircuits.
The photomask mask template is mainly used to accurately transfer circuit patterns from design files to the surface of photosensitive materials (such as silicon wafers or other substrates), and is an indispensable step in the semiconductor chip production process.

The photomask plays a crucial role in the photolithography process. The basic working process is as follows:
- Pattern Design: Designers first use Computer-Aided Design (CAD) software to generate circuit patterns of chips, which represent each circuit layer of the chip.
- Mask Fabrication: According to the designed circuit patterns, high-precision photolithography and laser etching technologies are used to transfer the patterns onto the photomask. The mask will have many transparent and opaque areas corresponding to the chip circuit patterns.
- Photolithography Exposure: During chip production, the mask is placed above the photosensitive coating. A light source (usually ultraviolet light) irradiates the photosensitive coating through the transparent parts of the mask, thereby forming patterns in the photosensitive coating.
- Pattern Transfer: After exposure, the unexposed parts of the photosensitive coating undergo chemical reactions. Etching or development treatment is used to remove or retain specified areas, thereby forming chip circuit patterns.
- High Precision and High Resolution: The photomask can accurately reproduce design patterns, ensuring that the circuit structure of the chip meets the required precision. Especially for the manufacturing of micro-nano level integrated circuits (ICs), the precision of the mask is extremely important.
- High Material Requirements: Photomasks generally use high-quality quartz or glass as substrates. These materials have high light transmittance, which can accurately transmit optical signals during the photolithography process and ensure the clarity of patterns.
- Excellent Light and Chemical Resistance: The patterns on the photomask (usually metal film patterns) must be able to withstand multiple exposures, chemical treatments, etching, and other process steps, with strong etching resistance and durability.
- Multi-layer Design: In the production of multi-layer integrated circuits (ICs), multiple photomasks are usually required, each corresponding to a specific layer in the circuit design. Different masks work together to finally form a complete circuit structure.
- Long Manufacturing Cycle and High Cost: Due to the extremely fine and complex manufacturing process of masks, their manufacturing cycle is long and the cost is high. Especially in advanced photolithography processes such as Extreme Ultraviolet (EUV) lithography, the cost of masks may account for a considerable part of the overall chip production cost.
- Positive Photomask: On this type of mask, the pattern parts are transparent, while the areas that do not require patterns are opaque. When light irradiates the photosensitive coating, the photoresist in the exposed areas will undergo a chemical reaction and be removed by development. It is suitable for most photolithography processes.
- Negative Photomask: The pattern parts of a negative photomask are opaque, while other areas are transparent. After exposure, the unexposed areas of the photosensitive coating are removed, usually used for special photolithography processes.
- Double-sided Photomask: Double-sided photomasks are used in some special cases, suitable for situations where pattern etching needs to be performed on both sides of the mask simultaneously. This type of mask can make the production process more efficient.
- Multi-layer Photomask: In complex semiconductor processes, multiple masks (one for each layer) may be required to transfer multiple circuit layers. Each layer of mask is responsible for a specific layer in the circuit board, and finally the circuit construction is completed through the cooperation of multi-layer masks.
Photomasks are widely used in the manufacturing of various semiconductor and microelectronic devices, mainly including:
- Integrated Circuit (IC) Manufacturing: The photomask is an indispensable tool in modern integrated circuit production. It is used to accurately transfer designed circuit patterns onto silicon wafers, thereby producing various integrated circuit chips such as microprocessors, memories, and sensors.
- Display Manufacturing: In the manufacturing process of Liquid Crystal Displays (LCDs), Organic Light-Emitting Diodes (OLEDs), and other displays, photomasks are used to pattern display electrodes, pixels, and other structures.
- Solar Cell Manufacturing: In the production process of solar cells, photomasks are used to transfer patterns of battery electrodes and other structures to ensure efficient energy conversion.
- MEMS (Micro-Electro-Mechanical Systems) Manufacturing: Photomasks are also used in the manufacturing of micro-electro-mechanical systems (MEMS) for producing miniature sensors, actuators, and more.
- Optical Device Manufacturing: Photomasks also play an important role in the manufacturing of optical devices such as optical sensors, lasers, and optical waveguides.
